Tato disertační práce popisuje problematiku tvorby dutin v pájených spojích. Dutiny (voidy) negativně ovlivňují elektrické, mechanické a tepelné vlastnosti pájených spojů, což vede ke snížení spolehlivosti celého zařízení. Disertační práce se skládá z teoretické a experimentální části.. Teoretická část se věnuje obecné teorii pájení, používaným materiálům, montážním technologiím, metodám pájení a vybraným chybám vznikajícím při povrchové montáži. V kapitole věnující se chybám, které vznikají při pájení je kladen důraz na popis voidů a jejich známých příčin vzniku. Experimentální část je věnována dvěma experimentům, které zkoumají nové možnosti eliminace voidů. V prvním experimentu je zvolen přístup zajištění co největšího úniku tavidla a plynných látek z pájeného spoje při přetavení pájecí pasty.. Konkrétně je zkoumán parametr drsnosti povrchu v okolí pájecích plošek. Tato změna drsnosti byla zajištěna pomocí použití různých nepájivých masek. Druhým zkoumaným parametrem v tomto experimentu bylo nanesení stejného množství pájecí pasty pomocí šablon s různou tloušťkou a velikostí otvorů. Voidy byly charakterizovány rentgenováním vytvořených vzorků a následným zpracováním snímků pomocí jasové analýzy. Bylo zjištěno, že oba tyto parametry mají vliv na tvorbu voidů. Při použití drsnějšího povrchu dojde k lepšímu roztečení tavidla do okolí pájecích plošek, což vede ke snížení výskytu dutin. Tento fakt platí pouze při použití šablony kopírující tvar pájecí plošky. V případě použití modifikovaných šablon (tvar otvorů nekopíroval tvar pájecí plošky) došlo ke snížení voidovitosti nezávisle na drsnosti povrchu okolí pájecích plošek. V druhém experimentu byl zkoumán vliv teplotního profilu a chemického složení pájecích past. Teplotní profil byl typu RTS (angl. Ramp to Spike) a byly testovány různé teplotní gradienty ohřevu se stejnou dobou setrvání na vrcholové teplotě a také se stejným teplotním gradientem chlazení. Chemické složení tavidel pájecích past, bylo charakterizováno plynovým chromatografem kombinovaným s hmotnostním spektrometrem (GC-MS) a termogravimetrickou analýzou (TGA). Dutiny byly opět charakterizovány pomocí rentgenového snímkování vzorků s jejich následnou jasovou analýzou. Výsledky ukazují, že použití nižšího teplotního gradientu má za následek snížení výskytu voidů ve spojích. Chemická analýza ukázala, že některé látky, jako butylovaný hydroxytoluen způsobují oproti jiným zvýšený výskyt dutin ve spoji, proto je lepší se použití těchto látek v tavidle vyhnout. Výsledky rentgenové analýzy také korelují s výsledky TGA. Vzorky, které obsahovaly tavidlo s větším množstvím zbytků při vrcholové teplotě, vykazovaly větší voidovitost. This dissertation thesis describes the problem of voids formation in solder joints. Voids negatively affect the electrical, mechanical, and thermal properties of solder joints, causing a reduction in the reliability of the whole device. The dissertation thesis consists of theoretical and experimental parts. The theoretical part deals with soldering theory, materials used, assembly technologies, soldering methods, and selected errors occurring during surface mount assembly. The chapter dealing with soldering errors focuses on the description of voids and their known causes. The experimental part of the thesis focuses on two experiments that investigate new possibilities for void elimination. In the first described experiment, the approach taken is to ensure the maximum possible leakage of flux and gaseous substances from the solder joint during the reflow of the solder paste. Specifically, the surface roughness parameter around the solder pads is investigated. This roughness variation was ensured by using different solder masks. The second parameter investigated in this experiment was applying the same amount of solder paste using stencils with different thicknesses and apertures sizes. The voids were characterized by X-raying the samples and then image processing using brightness analysis. Both of these parameters were found to affect void formation. When a rougher surface is used, better flux spreading into the area around the solder pads occurs. It causes voids reduction. This applies only when using a template that follows the shape of the solder pad. In the case of using modified templates (the shape of the apertures did not copy the shape of the solder pad), the voids were reduced independently of the surface roughness around the solder pads. The second experiment investigated the influence of the temperature profile and the solder pastes' chemical composition. The temperature profile was of the Ramp to Spike (RTS) type, and different heating temperature gradients with the same duration at peak temperature and the same cooling temperature gradient were tested. The chemical composition of the solder paste fluxes was characterized by gas chromatography combined with mass spectrometry (GC-MS) and thermogravimetric analysis (TGA). The voids were again characterized by X-ray imaging, followed by brightness analysis. The results show that the use of a lower temperature gradient causes a reduction in the occurrence of voids in the joints. Chemical analysis showed that some substances, such as butylated hydroxytoluene, cause increased voids in the joint compared to others, following that it is better to avoid using these substances in the flux. The results of the X-ray analysis also correlate with the TGA results. Samples that contained flux with more residue at the peak temperature showed more significant void occurrence.
