Studie vzniku voidů u bezolovnatého pájení

Abstract

Tato diplomová práce je zaměřena na vznik dutin v bezolovnatých pájených spojích. Teoretická část práce se zabývá teorií pájení, složením a vlastnostmi bezolovnatých pájecích slitin. Dále je probrán výskyt a tvorba dutin v pájených spojích. Praktická část se zabývá vytvořením návrhu DPS a šablon. Vytvořené vzorky jsou podrobeny RTG kontrole a vyhodnoceny s ohledem na jejich technologické parametry. Výsledkem práce je zhodnocení kombinací DPS a použitých pájecích past v závislosti na tvorbě dutin.

This master thesis is focused on the creating the voids in lead-free solder joints. The theoretical part deals with the theory of soldering, composition and properties of lead-free solder alloys. The occurrence and formation of voids in solder joints is also discussed. The practical part deals with the creation of PCB design and templates. The created samples are subjected to X-ray inspection and evaluated with respect to the technological parameters of the samples. The result of this thesis is the evaluation of PCB combinations and opted solder pastes depending on the formation of voids.
